Abstract

SnO2/InP heterojunction solar cells have been prepared by spray pyrolysis low-cost technique with an open circuit voltage of 500 mV, a short circuit current density of 28 mA/cm2, fill factor of 0.28, and conversion efficiency of 4%. Halogen lamp was used as a simulated AM 1 condition. Electrical properties of this heterojunction have been examined.
